Review:
The collector to base cutoff current Icbo is typically very low even in power BJTs.
The specification of MJL4281AG is maximum 50 µΑ at Vcb=350 V. The measured
Icbo is 5.5 nA which is much lower compared to the specification, but it is natural.
We sweep the collector voltage with the 100 ms hold time for waiting the first
measurement with no additional delay time (means the default wait time determined
by the B1505A). Please note that the leakage current measurement is affected by
these wait time settings.
The measured collector to base breakdown voltage; BVcbo is about 567 V that is
much higher than the absolute maximum rating value Vcbo= 350 V. When measur-
ing the breakdown characteristics by exceeding the maximum rating, such care as
to limit the collector current in safe level is very important.
Note: If the device shows secondary breakdown characteristics, inserting protective
resister between the collector SMU and the collector terminal is a good practice.
A`. Measurement Procedure: Ic-Vcbo 2 Application Test,
- Starting from pre-defined test setup of My favorite Setup
This test approach starts measurements by using a pre-defined test setup saved in
My favorite Setup instead of starting from a scratch by using an Application Test
Library.
Setup and execute the test by following the next steps. The same instruction steps
are illustrated by the numbers on the "1`. Starting from Application Test Library"
side of figure 3-18.
Step 1. Click the Preset group of My Favorite Setup.
Step 2. Select Example_AT preset group.
Step 3. Select Ic-Vcbo 2 (Click the Ic-Vcbo 2).
Step 4. Click "Recall" button.
Then go to step 5 of "Starting from Application Test Library" above, and continue by
following the test step numbers.
